Graphene-based frequency tripler.
Graphene has captured the imagination of researchers worldwide as an ideal two-dimensional material with exceptional electrical transport properties. The high electron and hole mobility quickly inspired scientists to search for electronic applications that require high-performance channel materials. However, the absence of a bandgap in graphene immediately revealed itself in terms of ambipolar ...
متن کاملA 474 GHz HBV Frequency Quintupler Integrated on a 20μm Thick Silicon Substrate
We present a silicon integrated Heterostructure Barrier Varactor (HBV) frequency quintupler ( 5) operating between 440 GHz and 490 GHz. By epitaxial transfer of InP-based HBV material structure onto silicon-on-insulator (SOI), a uniform and accurate thickness (20 m) of the frequency quintupler chip is achieved. In a single stage this device delivers 2.8 mW of output power at 474 GHz, when pumpe...
متن کاملCompact Broadband MMIC Schottky Frequency Tripler for 75 – 140 GHz
In this paper a monolithically integrated frequency tripler based on an antiparallel pair of Schottky diodes is presented. The tripler is designed for flat output power response and wide frequency range. With 2 mW of input power the tripler covers the frequency range of 75 – 140 GHz (bandwidth 60 %) delivering output power between -19.4 dBm and -14.7 dBm with an average efficiency of 1.1 %. The...
متن کاملIntegrated optical frequency shifter in silicon-organic hybrid (SOH) technology.
We demonstrate for the first time a waveguide-based frequency shifter on the silicon photonic platform using single-sideband modulation. The device is based on silicon-organic hybrid (SOH) electro-optic modulators, which combine conventional silicon-on-insulator waveguides with highly efficient electro-optic cladding materials. Using small-signal modulation, we demonstrate frequency shifts of u...
متن کاملFully integrated microwave frequency synthesizer on heterogeneous silicon-III/V.
We demonstrate a photonic microwave generator on the heterogeneous silicon-InP platform. Waveguide photodiodes with a 3 dB bandwidth of 65 GHz and 0.4 A/W responsivity are integrated with lasers that tune over 42 nm with less than 150 kHz linewidth. Microwave signal generation from 1 to 112 GHz is achieved.
